    摘要:

    采用射频磁控溅射法,以纯度为99.9%,质量分数98%ZnO、2%Al2O3陶瓷靶为溅射靶材,在预先沉积了ZnO和Al2O3的玻璃衬底上制备了Al2O3掺杂的ZnO薄膜。研究并对比了两种不同的缓冲层对ZnO∶Al(AZO)薄膜的微观结构和光电性能的影响。并借助X线衍射(XRD)仪、扫描电子显微镜(SEM)、紫外可见光谱仪(UV-Vis)等方法测试和分析了不同缓冲层,对AZO薄膜的形貌结构、光电学性能的影响。结果表明:加入缓冲层后,在衬底温度为200 ℃时,溅射30 min,负偏压为60 V、在氮气气氛下经300 ℃退火处理后,制得薄膜的可见光透过率为83%~87%,AZO薄膜的最低电阻率,从9.2×10-4 Ω·cm(玻璃)分别下降到8.0×10-4 Ω·cm(ZnO)和5.4×10 -4 Ω·cm(Al2O3)。

    Abstract:

    By using the ZnO with the purity of 99.9% and the mass fraction of 98%,the ceramic target of 2% Al2O3 as the sputtering target material,the Al2O3 dopping ZnO film was prepared on the glass substrate pre deposited ZnO and Al2O3 by the magnetic sputtering method.The effect of two different ZnO and Al2O3 buffer layers on the micro structure and opto electronic performance of AZO film was investigated and contrasted.The XRD,SEM and UV Vis method was also used to measure and analyze the effect of different buffer layer on the structure and opto electronic performance of AZO film.The results showed that at the substrate temperature of 200 ℃,sputtering time of 30 min,bias voltage of 60 V and the annealing temperature of 300 ℃ in N2 atmosphere,the prepared film exhibited the average transmission of 83%~87% in the visible light,and the lowest resistivity of AZO thin film decreased from 9.2×10-4 Ω·cm (glass) to 8.0×10-4 Ω·cm (ZnO) and 5.4×10-4 Ω·cm (Al2O3) respectively.
