    摘要:

    采用直流磁控溅射在(0001)蓝宝石基片上制备Sc掺杂AlN(ScAlN)薄膜,所用靶材是ScAl合金靶(Sc0.06Al0.94)。通过X线衍射(XRD)和原子力显微镜(AFM)测量其结晶取向和表面形貌,通过压电响应显微镜(PFM)测量其压电性能。结果表明,溅射气压是影响薄膜结晶质量和压电性能的重要因素。随着气压从0.3 Pa增加到0.7 Pa,薄膜的结晶质量和表面形貌会先变好后变差,薄膜的压电常数也有相似的变化规律。最后,当溅射气压为0.5 Pa时获得了高度c轴取向的ScAlN薄膜,薄膜的摇摆曲线半高宽(FWHM)为2.6°,表面粗糙度(RMS)为2.650 nm,压电常数为8.1 pC/N。

    Abstract:

    Scandium aluminum nitride alloy(ScAlN) thin films were prepared on (0001) sapphire substrates by DC reactive magnetron sputtering with a scandium aluminum alloy (Sc0.06Al0.94) target.The crystal orientation and surface morphology were detected by XRD and AFM,respectively. The piezoelectric properties were analyzed by a piezoelectric response force microscopy(PFM).The results showed that the sputtering pressure appeared to be important to influence the crystal quality and piezoelectric response of ScAlN films.With the sputtering pressure increasing from 0.3 Pa to 0.7 Pa,the crystal orientation and surface morphology of ScAlN films firstly improved and then got worse.Meanwhile, the piezoelectric response of the films performed a similar variation. Finally, highly caxis ScAlN films could be obtained with a a sputtering pressure of 0.5 Pa,and the FWHM value of the rocking curve, the RMS roughness and piezoelectric constant d33 were 2.6°, 2.650 nm and 8.1 pC/N,respectively.
