    摘要:

    为了获得高均匀性、低热释电的钽酸锂(LT)晶片,采用粉末掩埋法对42°YLT晶片进行了还原处理。结果表明,还原处理后的晶片电阻率为3.98×1010 Ω·cm;在365 nm处透过率约为36.5%,透过率均匀性为115;热导率为2.66 W/(m·K),热膨胀系数为2.79×10-6 K-1,满足器件使用要求。通过声表面波器件验证实验表明,晶片抗静电能力效果明显,器件成品率较高,一致性好。

    Abstract:

    In order to obtain high uniformity and freepyro black LiTaO3 wafers, the reduction treatment of the 42° rotated Ycut LiTaO3 wafers was carried out by chemical reduction under a mixed powder. The results showed that the bulk electrical resistivity was 3.98×1010 Ω·cm, optical transmittance was 36.5% at 365 nm, the uniform of optical transmittance was 1.15, the thermal conductivity was 2.66 W/(m·K) and the coefficient of thermal expansion was 2.79×10-6 K-1 by chemical reduction, which met the applications requirements for SAW devices. The results of the verification test of SAW devices further confirmed that the antistatic effect of the LiTaO3 wafer was good, the yield was high and the uniformity was high.
